Abstract
A study was performed on electron heating measurements in an In 0.52Al0.48As/In0.53Ga0.47As/ In 0.52Al0.48As heterostructure system. The energy relaxation times and energy loss rates were extracted from the Shubnikov-de Haas oscillations. The presence of two populated subbands in the heterostructure system was verified by the simulations of the quantum well band structure.
